Article Abstract

MoSe nanosheet/Si heterojunction photodetectors were fabricated by a mechanical exfoliation method, and their electrical and optical properties at different temperatures were investigated. It was found that the MoSe nanosheet/Si heterojunction device exhibited excellent rectification characteristics at room temperature, and the rectification ratio gradually decreased with the decrease of temperature. The temperature-dependent electrical properties of the MoSe/Si heterojunction device were actually caused by the inhomogeneity of the potential barrier. Under illumination with blue light (405 nm, 0.301 W cm) and red light (650 nm, 0.122 W cm), the heterojunction device showed obvious photocurrent responses. Under blue light illumination, the responsivity was 53.7 A W, the detectivity was 8.32 × 10 Jones, the external quantum efficiency (EQE) was 1.64 × 10%, and the maximum photocurrent on-off ratio was 1250. Under red light illumination, the responsivity was 65.9 A W, the detectivity was 1.02 × 10 Jones, the EQE was 1.26 × 10%, and the maximum photocurrent on-off ratio was 623. In addition, the temperature-dependent measurements revealed that the rise and fall times of the heterojunction device under different wavelengths of light illumination monotonically increased with the decrease of temperature.

While hexagonal boron nitride (hBN) hosts promising room-temperature quantum emitters for hybrid quantum photonic circuits, scalable deterministic integration and insufficient brightness alongside low photon collection and coupling efficiencies remain unresolved challenges. We present a femtosecond laser nanoengineering platform that enables the site-specific generation of hBN single-photon source (SPS) arrays. First-principles density functional theory (DFT) calculations and polarization-resolved spectroscopy confirm the atomic origin of emission as interfacial defects at hBN/SiO heterojunctions.

Van der Waals Epitaxy of CsPbI/MoS Heterojunction Phototransistors for Neuromorphic Computing.

The optoelectronic properties of perovskite/two-dimensional (2D) material van der Waals heterojunctions provide greater potential for innovative neuromorphic devices. However, the traditional growth of heterojunctions still relies on strict lattice matching and high-temperature processes, which hinder high-quality interface construction and efficient carrier transport. Here, the 2D CsPbI/MoS heterojunction is realized via the van der Waals epitaxy process, overcoming lattice matching limitations.

Effective removal of ethylene (CH) during fruit and vegetables storage and transport remains a critical challenge for post-harvest preservation. Although S-scheme heterojunctions can improve charge separation and redox capacity for ethylene degradation, their efficiency is still restricted by limited carrier transfer and sluggish oxygen activation. Here, we rationally designed a novel 2D/2D SnNbO/BiMoO monolayer S-scheme heterojunction integrated with Pt co-catalyst to address these limitations.

The introduction of two-dimensional (2D) perovskite layers on top of three-dimensional (3D) perovskite films enhances the performance and stability of perovskite solar cells (PSCs). However, the electronic effect of the spacer cation and the quality of the 2D capping layer are critical factors in achieving the required results. In this study, we compared two fluorinated salts: 4-(trifluoromethyl) benzamidine hydrochloride (4TF-BA·HCl) and 4-fluorobenzamidine hydrochloride (4F-BA·HCl) to engineer the 3D/2D perovskite films.
