Article Abstract

Colloidal quantum dots (CQDs) are excellent optical gain media that can be synthesized through low-cost and easily controlled techniques, holding significant promise for applications in semiconductor laser devices. In this study, we demonstrated polariton coherent lasing based on a CdSe-based CQD microcavity device at room-temperature (RT) for the first time. The dispersion behaviors of CQD polaritons with different excitation powers were comprehensively analyzed using angle-resolved spectroscopy techniques. The lasing behavior at a threshold of 49 μJ cm and the energy blue-shift were well aligned with the typical characteristics of robust polariton Bose-Einstein condensation (BEC) theory. Moreover, the linewidth of the polariton lasing peak was narrowed down to 0.65 nm at 1.13. Additionally, the polarization characteristics and temporal dynamics of the CQD-microcavity polariton lasing were discussed. It was noted that the lifetime of CQD polaritons during condensation was reduced from 1.3 ns (0.8) to 68 ps (1.6). Our results provide valuable insights into the strong coupling, low-threshold CQD microcavity laser at RT and promote its further practical application.

Highly efficient optoelectronic devices of ultrasmall sizes are demanded as building blocks of next-generation integrated circuits, where tunable color enhances the feasibility of various applications. Here, we realize tunable multicolor nanolasers using disk-shaped axial heterostructures composed of III-nitride materials (GaN/InGaN/GaN), leveraging the optical confinement effect and active waveguiding. In heterostructure nanodisks, the development of exciton-polariton induces unique features near the resonance regime, and the formation of whispering-gallery modes facilitates optical gain processes for the polaritonic lasing of GaN.

Colloidal quantum dots (QDs) are promising gain materials for realizing solution-processable, wavelength-tunable and low-cost laser diodes. However, achieving electrically pumped amplified spontaneous emission (ASE) in QDs, a prerequisite for lasing, is hampered by the low net optical gain and low current injection of the diodes. Here we demonstrate electrically pumped and surface-emitting ASE from QDs by electro-thermal-optically co-designing a quantum-dot light-emitting diode (QLED) with high net optical gain and high current injection.

Efficient Upconverted Exciton-Polariton Lasing via Three-Photon Absorption in Colloidal Quantum Wells.

Achieving low-threshold lasing under multiphoton excitation is challenging due to weak nonlinear absorption and the requirement for population inversion. We address this by employing colloidal quantum wells (CQWs). They exhibit large three-photon absorption (3PA) cross sections, strong optical gain, and robust excitonic properties, enabling exciton-photon strong coupling and inversion-free polariton lasing.

Placing nanowire lasers on top of metallic substrates can shorten the duration of emitted pulses if coupling between lasing modes and Surface Plasmon Polaritons (SPPs) can be achieved. In this article, we perform time-resolved double-pump measurements of ZnO nanowires of varying diameters on aluminum substrates to investigate the relationship between nanowire diameter and emitted pulse duration. We find that nanowires with diameters below 190 nm emit pulses longer in duration than nanowires with a diameter above 190 nm.

Perovskite topological exciton-polariton disclination laser at room temperature.

Topologically nontrivial systems can be protected by band topology in momentum space, as seen in topological insulators and semimetals, or real-space topology, such as in lattice deformations known as topological disclinations (TDs). TDs, with inherent chiral symmetry, can support localized states pinned spectrally to the middle of the topological gap, preventing hybridization with bulk bands, and making them promising for topological lasers. Here, we experimentally realize a symmetric TD laser based on perovskite exciton-polariton lattices at room temperature.
