Article Abstract

Nano-engineering III-nitride semiconductors offers a route to further control the optoelectronic properties, enabling novel functionalities and applications. Although a variety of lithography techniques are currently employed to nano-engineer these materials, the scalability and cost of the fabrication process can be an obstacle for large-scale manufacturing. In this paper, we report on the use of a fast, robust and flexible emerging patterning technique called Displacement Talbot lithography (DTL), to successfully nano-engineer III-nitride materials. DTL, along with its novel and unique combination with a lateral planar displacement (DTL), allow the fabrication of a variety of periodic nanopatterns with a broad range of filling factors such as nanoholes, nanodots, nanorings and nanolines; all these features being achievable from one single mask. To illustrate the enormous possibilities opened by DTL/DTL, dielectric and metal masks with a number of nanopatterns have been generated, allowing for the selective area growth of InGaN/GaN core-shell nanorods, the top-down plasma etching of III-nitride nanostructures, the top-down sublimation of GaN nanostructures, the hybrid top-down/bottom-up growth of AlN nanorods and GaN nanotubes, and the fabrication of nanopatterned sapphire substrates for AlN growth. Compared with their planar counterparts, these 3D nanostructures enable the reduction or filtering of structural defects and/or the enhancement of the light extraction, therefore improving the efficiency of the final device. These results, achieved on a wafer scale via DTL and upscalable to larger surfaces, have the potential to unlock the manufacturing of nano-engineered III-nitride materials.

Highly efficient optoelectronic devices of ultrasmall sizes are demanded as building blocks of next-generation integrated circuits, where tunable color enhances the feasibility of various applications. Here, we realize tunable multicolor nanolasers using disk-shaped axial heterostructures composed of III-nitride materials (GaN/InGaN/GaN), leveraging the optical confinement effect and active waveguiding. In heterostructure nanodisks, the development of exciton-polariton induces unique features near the resonance regime, and the formation of whispering-gallery modes facilitates optical gain processes for the polaritonic lasing of GaN.

We report a Mueller matrix ellipsometer design using dual continuously rotating anisotropic meta wave plates, which determines the full set of Mueller matrix elements in the terahertz spectral range. The instrument operates in the frequency domain and employs a frequency tunable, solid state synthesizer based, continuous wave terahertz source with sub-MHz bandwidth. The implemented source permits operation within 82-125 and 170-250 GHz, without and with an additional frequency doubler, respectively.

Electrochemical etching (ECE) has become an essential approach for nanostructuring III-nitride semiconductors, offering precise, scalable control over their physical and functional characteristics. Through ECE, bulk materials such as GaN, InN, and InGaN can be engineered into zero-dimensional nanoparticles, one-dimensional nanowires, and two-dimensional porous frameworks. These nanostructures exhibit enhanced optoelectronic behavior, superior charge transport, and increased surface area properties that make them highly effective at photodetection and gas sensing.

In this work, we present a detailed analysis of GaN layers up to 500 nm thick, directly grown on ScO(111)/Si(111) templates using metal-organic vapor phase epitaxy. A range of measurement techniques, including X-ray diffraction, Raman spectroscopy, atomic force microscopy, cathodoluminescence, and scanning electron microscopy (SEM), were used to evaluate structural quality, strain/stress states, surface morphology, and dislocation densities. The micro-stripe formation was observed when the growth was conducted in a nitrogen atmosphere, with the stripes completely disappearing when the growth atmosphere was switched to hydrogen.

Heteroepitaxy III-nitride semiconductors on 2D materials, characterized by a van der Waals (vdW) interface, enables strain relaxation, reduction in dislocation density, and facile release from substrate. However, the limited wettability of 2D materials and weak interfacial interactions pose significant challenges in achieving ordered crystallographic orientation of III-nitride semiconductors at the wafer scale. Here, this study has been successfully developed a polarization-engineered vdW integration strategy (PEVIS) for the growth of wafer-scale single-crystalline III-nitride semiconductors.
