Article Abstract

Metal-oxide-semiconductor field-effect transistors as basic electronic devices of integrated circuits have been greatly developed and widely used in the past decades. However, as the thickness of the conducting channel decreases, the interface electronic scattering between the gate oxide layer and the channel significantly impacts the performance of the transistor. To address this issue, van der Waals heterojunction field-effect transistors (vdWJFETs) have been proposed using two-dimensional semiconductors, which utilize the built-in electric field at the sharp van der Waals interface to regulate the channel conductance without the need of a complex gate oxide layer. In this study, a novel dual-junction vdWJFET composed of a MoS channel and a Te nanosheet gate has been developed. This device achieves an ultralow subthreshold swing (SS) and an extremely low current hysteresis, greatly surpassing the single-junction vdWJFET. In the transistor, the SS decreases from 475.04 to 68.3 mV dec, nearly approaching the theoretical limit of 60 mV dec at room temperature. The pinch-off voltage () decreases from -4.5 to -0.75 V, with a current hysteresis of ∼10 mV and a considerable field-effect mobility (μ) of 36.43 cm V s. The novel dual-junction vdWJFET provides a new approach to realize a transistor with a theoretical ideal SS and a negligible current hysteresis toward low-power electronic applications.

This study presents a systematic analysis of the impact of polymer hole transport layers (HTLs) in inverted MAPbI perovskite solar cells (PSCs). Devices were fully fabricated under regular atmospheric conditions (≈40% humidity) and low temperature (100 °C) by using Field's Metal (FM) as an alternative top electrode. The widely known π-conjugated polymers P3HT, PTB7-Th, PBDB-T, and MEH-PPV were used as HTLs, and all of them show suitable energy alignment to MAPbI, offering good moisture stability, solution processability, low cost, and attractiveness for large area and flexible PSCs.

Advanced power structure for enhanced optical performance of AMOLED displays at low luminance levels.

To improve the image quality of active-matrix organic light-emitting diode (AMOLED) displays at low luminance levels, a novel power structure is proposed. Its effectiveness was validated by fabricating a 13-inch AMOLED panel with a tandem OLED and evaluating its optical performance. Compared to the conventional structure, the proposed structure reduced panel luminance deviation by 12% and color deviation by 41%, while also achieving a 41% reduction in hysteresis-induced color shift.

The current density-voltage (-) curve of perovskite solar cells (PSCs) commonly depends on the voltage scanning rate and direction, due to the presence of mobile ionic charges which screen the electric field, lowering the total driving force for charge extraction. In this study, experimental data and drift-diffusion simulations are combined to provide new insights into scan rate dependent - curves, focusing on triple mesoscopic carbon-based PSCs (CPSCs), which show a distinct current overshoot ('bump') in the backward scan which had not been fully explained until now. Additionally, the thickness optimisation problem in CPSCs is shown to be governed by the ionic distribution, which determines the ability to collect charge photogenerated in the ZrO layer.

Gel-Based Ionic Circuits.

Ionic circuits have emerged as a promising candidate to bridge the gap between biological and artificial systems by applying the mechanically compliant and adaptive nature of gels as ionic conductors. Gel-based ionic circuits exploit the intrinsic characteristics of ions, such as their mass, diversity, and local accumulation, to achieve selectivity, hysteresis, and chemical-electric signal transduction. Their dynamic and nonlinear behaviors not only emulate traditional solid-state electronic systems but also exhibit unique functionalities and operating mechanisms extending beyond established electronic paradigms.
