Article Abstract

Ohmic contacts on p-doped 4H-SiC are essential for the fabrication of a wide range of power electron devices. Despite the fact that Ti/Al based ohmic contacts are routinely used for ohmic contacts on p-doped 4H-SiC, the underlying contact formation mechanisms are still not fully understood. TLM structures were fabricated, measured and analyzed to get a better understanding of the formation mechanism. SIMS analyses at the TiSiC-SiC interface have shown a significant increase of the surface near Al concentration. By using numerical simulation it is shown that this additional surface near Al concentration is essential for the ohmic contact formation.

Embryonic tissue growth and patterning are largely controlled by signals exchanged locally between cell populations within the tissues themselves. Cytonemes are a type of signaling filopodia first identified in Drosophila that connect and mediate exchange between signal-producing and signal-receiving cells. In the developing Drosophila wing imaginal disc, cytonemes are involved in signal exchange between distinct populations of cells within the disc proper (DP) epithelium, which will form the adult wing, as well as between DP cells and cells in adjacent disc-associated tissues.

For the first time, we examined the catalytic performance of a NiB/SiO catalyst with 10 wt % NiB in model hydrodesulfurization of 4,6-dimethyldibenzothiophene (4,6-DMDBT) also together with a competing nitrogen compound, that is, carbazole. The NiB/SiO catalyst (fresh, reduced, and spent) was characterized using the following techniques: N sorption, ICP, XRD, CO chemisorption, XPS, and elemental analysis. The results of XRD, XPS, and elemental analysis indicated the partial decomposition of the NiB phase into metallic nickel (accompanied by boron atoms) and partial sulfidation into NiS species under reaction conditions.
