Article Abstract

Herein, we report a facile process, i.e., controlling the initial chamber pressure during the postdeposition annealing, to effectively lower the band tail states in the synthesized CZTSSe thin films. Through detailed analysis of the external quantum efficiency derivative ( dEQE/ dλ) and low-temperature photoluminescence (LTPL) data, we find that the band tail states are significantly influenced by the initial annealing pressure. After carefully optimizing the deposition processes and device design, we are able to synthesize kesterite CZTSSe thin films with energy differences between inflection of d(EQE)/dλ and LTPL as small as 10 meV. These kesterite CZTSSe thin films enable the fabrication of solar cells with a champion efficiency of 11.8% with a low V deficit of 582 mV. The results suggest that controlling the annealing process is an effective approach to reduce the band tail in kesterite CZTSSe thin films.

In this study, the first sub-60 mV dec super-steep subthreshold swing (SS) of graphene/InGaZnO (IGZO) cold-source field-effect transistor (CSFET) arrays is demonstrated. The linear density of states of the Dirac-cone-type graphene suppresses the Boltzmann thermal tail near the graphene/IGZO interface which in turn causes super-exponentially decaying electron density with increasing energy, leading to an extremely low off current and SS value. In particular, by introducing an HfO high-k dielectric with a low body factor, the surface potential is effectively modulated, further reducing SS by ≈46.

Flexible CuZnSnSe (CZTSe) solar cells hold great potential for low-cost green fabrication and portable applications, yet electrodeposited devices suffer from low efficiency (∼6% vs 12.84% for solution-processed ones), primarily due to defect-induced nonradiative recombination and carrier loss at back interfaces. Doping of metal halide perovskites (MHPs) offers an opportunity to introduce trap states that are reported to be beneficial for the charge carrier dynamics.
